Der Standort bietet IC-Montage (Phase 4 nach PP-0084) mit Wafer-Backgrinding, Wafersägen, Chipbefestigung, Eingießen, Lasermarkierung, Gehäusesägen und allen erforderlichen Qualitätskontrollschritten.
The site can be part of the production flow of the Security IC modules for Smart Card, NFC (Near field Communication) and IT Security Products. The site provides services such as IC assembly including wafer backgrinding, Wafer sawing, chip attachment, molding, laser marking, package sawing and all necessary quality control steps as part of Phase 4 according to PP-0084.
